A 240-GHz FMCW Radar Transceiver with 10dBm Output Power Using Quadrature Combining

In this paper, we present a fully-integrated frequency-modulated continuous-wave radar transceiver chip targeted for the WR-03 band. The transmitter is based on × 12 frequency multiplier with a 20-GHz off-chip phase-locked loop. The receiver is based on a sub-harmonic stacked Gilbert-cell mixer. Circuit cut-outs for × 2 and × 12 frequency multiplication have been fabricated for independent characterization showing high efficiency and bandwidths. The radar chip provides a differential output power of around 10 dBm which is one of the highest reported in literature for the WR-03 band transceivers based on Silicon technologies. The transceiver chips consumes a total of 900 mW from 1.8 V and 3.3 V supplies.
