•The TiO2 photoanode enhanced the efficiency by a plasma-assisted doping process.•A facile doping process increased the carrier density or conductivity of TiO2.•Fluorine doping cured reaction of the oxygen vacancies and enhanced the performance.•The theoretical calculation showed that sequential doping was efficient and stable.
