Design of 140 GHz Broadband Subharmonic Mixer Based on Schottky Diode

Terahertz wave has attracted the attention of many scholars because of its high penetration and wide available bandwidth and other excellent characteristics. As an indispensable part of communication system, mixer has an important impact on its performance. In this paper, the structure of sector probe and reverse parallel diode is adopted, combined with HFSS and ADS software, and the simulation of 140 GHz broadband sub harmonic mixer based on Schottky diode is completed through snp file. Its bandwidth can basically cover the D-band. In the working frequency band of 110–170 GHz, the frequency conversion loss is better than 8.83 dB, and reaches 7.3 dB at the best point.
