A Fully Integrated 220-GHz Transmitter and Receiver System for High-Speed Wireless Communication

A fully integrated 220-GHz transmitter (Tx) and receiver (Rx) system implementing the high-speed wireless communication with high-order modulation in a 0.13-μm SiGe technology is presented in this paper. Two high-efficiency frequency triplers are employed to the local oscillator (LO) generator for generating the sub-terahertz (sub-THz) signal. A high-gain, high-efficiency on-chip folded dipole antenna and a waveguide placed perpendicularly on the chip are adopted to achieve a sub-THz waveguide package. A standard WR4 waveguide is utilized as the output interface for directly connecting a standard-gain horn antenna. Wireless transmission experiments show that the Tx and Rx system supports a 12 Gbps data rates with 16-QAM modulation scheme over 0.5 m.
