Inthiswork,anovel pulse-width-modulated FeFET- based analog content addressablememory (ACAM) is proposed and demonstrated with increasedstorage density and reducedsearchpower consumption.By utilizing the proposedpulse-width based data encoding method, more than 6-bit quantized range searching per ACAM cellis demonstratedwithout thesense margin penalty. Moreover, itcan further largely reduce theareaenergy-delay-productof CAM, indicating its great potentialforarea-and energy-efficientsearch-based machinelearningattheedge.
