E-band Phased Array eWLB Package Evaluation

This paper discusses the design details of an E-band phased array eWLB package along with the test board used to evaluate the package performance. The eWLB package includes eight phase matched controlled impedance transmission lines. The BGA transition has been optimized using FEM solver. The measured loss of the eWLB test structure is ~-3dB at 73GHz. This loss includes 4.5mm eWLB trace, BGA transition and 1mm PCB test trace.
