摘要
The research of photodetectors based on perovskite (Per-PDs) have attracted extensive attention, due to their wide applications in many areas. In this study, pe-rovskites fabricated by vapor deposition process demonstrate good crystallinity and morphology, which are regarded as prerequisites for good performance. Meanwhile, the better charge separation and collection of m-MTDATA and effective reduction of surface traps resulting from the fewer interface of the device can help to obtain per-PDs with enhanced performance. As a result, the device based on m-MTDATA demonstrates an on/off ratio of 5.04*105 under 0.1 mW cm-2 at 460 nm and-0.5 V, and the devices exhibit a wide spectral response range. Further analysis reveals that a high responsivity of 0.62 A W-1, an ultrahigh specific detectivity of 1.9 x 1013 Jones, linear dynamic range of 128 dB and fast response speeds of 0.42/3.94 ms were obtained. Such high-performance perovskite pho-todetectors demonstrated in this work is superior to previously reported results, suggesting that it has great potential for wide spectra detection.
