Design Of A Low Noise Amplifier Mmic From 71-76ghz Using Gaas Mhemt Technology

This paper describes the design and characterisation of a state-of-the-art low noise amplifier operating in the 71GHz to 76GHz using the commercial D007IH GaAs MHEMT technology from OMMIC. The gain of the amplifier was measured to be greater than 24 dB with return losses better than 8dB in band. The noise figure of the LNA MMIC integrated in WR12 module was measured to be 2.1dB-2.3dB and return losses of around -13 dB. The die measures 3mm x 1mm.
