摘要

•All the FeCl3-doped ZnO thin films show a double-layer structure.•The top layer is composed of many single-crystal pyramidal ZnO nanostructures.•The UV emission is largely enhanced with the increase of heat-treatment temperature.•Cavities caused by mass transfer have been found in the bottom layer of ZnO thin films.
