Activation Energy Analysis of Injection and Transport Processes in Organic Field-Effect Transistor
2018 12th International Conference on Advanced Semiconductor Devices and Microsystems (ASDAM)(2018)
摘要
The temperature and voltage dependences of charge mobility and contact resistance is evaluated for the set of pentacene organic field-effect transistors. The activation energies of contact resistances (Rc) and Rc-free mobility are estimated to discuss origin of voltage dependence. The electric-field enhanced thermionic injection was found as a driving process of injection issue, whereas the Poole-Frenkel model rules the effective mobility.
