•Comparison of Pt vs Mg-based contacts on semi-insulating GaAs.•Transport, alpha-particle charge collection efficiency, electronic structure modeling.•Vast differences between Pt and Mg-based (MgO) contacts on semi-insulating GaAs uncovered.•New high-quality ohmic contacts based on Mg show very low current at low as well as high bias.•Promise of new applications for semi-insulating GaAs diodes with Mg contacts, especially in radiation detector technology.
