摘要

We present 512-element integrated optical phased arrays with low power operation (<1 mW total), large steering ranges (56 degrees x 15 degrees), and high-speed beam steering (10 ns phase shifter time constants). Co-packaging with an integrated III/V laser is shown, enabling compact beam steering capabilities for LiDAR and data-communications.
