摘要

Optical bistability of thermal origin has been observed in the reflected beam from a GaAs/GaAlAs multiple quantum well waveguide with grating coupler. The grating was fabricated by a ruling machine on the quantum wells. A lower switching threshold (20 μW/μm2) has been observed.
