Study On Optical-Properties Of Planar Modulation Structures Of Algaas Gaas Superlattices And Quantum-Wells

This paper presents the first report on the successful use of a ruling machine that forms planar grooves as a grating coupler on AlGaAs/GaAs MQW for a reflected optical bistality study. A low switch threshold of 5 microW/microm for the bistability of thermal origin has been observed. Using the same method, QW wire and QW box systems have been defined. Blue shifts of 8 and 26–30 meV of the photoluminescence upon changing the temperature from 14 to 200 K. have been obtained in QW wires and QW boxes, respectively, with different well widths and lateral sizes.
