Bio
牛智川,男,1963年4月生。基金委“国家杰出青年科学基金”、人事部“新世纪百千万人才工程国家级人选(首批)”、“国务院政府特殊津贴”获得者。中国真空学会纳米与表面第五届学术委员会委员,中国真空学会第六届理事会理事,中国电子学会半导体与集成技术第七届委员会委员。
利用高指数面图形衬底各向异性,用原子氢辅助分子束外延生长出AlGaAs/GaAs量子点列阵;发现液滴分子束外延GaAs/AlGaAs非应变和InGaAs/GaAs应变量子环形成现象;提出InAs量子点的亚单原子层循环变温外延技术,大幅度提高均匀性,实现低、高密度量子点可控生长;研制成功1.31微米InAs量子点室温连续激光器,液氮温度电驱动InAs量子点单光子发射器件;研究GaInAs(N,Sb)/GaAs长波长材料,提出电子结构模型阐明含Sb元素稀N材料发光机制,发明真空气源瞬态开关控制技术突破外延生长难题;研制成功1.31微米垂直腔面发射激光器、1.55微米谐振腔增强探测器、国际上首次报道1.59微米室温连续激射激光器;研究了InGaAs/GaAs大In组分异变量子阱材料,提出In组分线性变化生长技术,首次实现低阈值1.33微米异变量子阱激光器,采用Sb诱导生长1.58 微米InGaAs/GaAs量子阱激光器实现室温激射。提出GaAs基AlSb成核和GaSb厚膜两步外延法,生长出了高质量GaSb/GaAs异变材料,国内首次报道2-5微米InAs/GaSb超晶格光导红外探测器。在Nature,Applied Physics Letter, Physics Review B.等发表论文80多篇。研究成果受到英国III-Vs Review,Compound Semiconductor, 美国Technique Insights, Laser Focus World等权威评价。获2006年度北京市科学技术奖基础类二等奖1项(排名第1)。有多名研究生获得中科院优秀奖和冠名奖。与瑞典、英国、俄罗斯等多个著名课题组开展了广泛国际合作,联合培养的博士生曾获得国家优秀留学生奖。
